Abstract
The interactions between ballistic and quasiballistic electrons in an undoped tunnel injection transit-time oscillator, under the effects of electric field and small ultrahigh frequency, were investigated. For a space charge limited current, the change from parabolic to nonparabolic dispersion branch resulted in narrowing and closing of frequency windows of transit-time negative conductance. The decrease in the space charge effects due to the tunnel current limitation diminished the role of electron dispersion relation.
